Job Summary :
As a Wirebond Engineer at onsemi, you will be responsible for developing, optimizing, and sustaining wire bonding processes used in semiconductor packaging. You will work closely with cross-functional teams to ensure high-quality, cost-effective, and reliable interconnect solutions for advanced IC packages.
Key Responsibilities :
- Develop and optimize wire bonding processes (Au, Cu, Al) for various package types.
- Evaluate and qualify new wirebond materials, equipment, and technologies.
- Troubleshoot wirebond-related issues including bond integrity, pad cratering, and wire sweep.
- Conduct failure analysis and implement corrective actions to improve yield and reliability.
- Collaborate with design, process, and quality teams to ensure robust product development.
- Support production ramp-up and continuous improvement initiatives.
- Maintain documentation for process specifications, control plans, and engineering reports.
- Ensure compliance with industry standards and internal quality requirements.
Qualifications :
Bachelor's degree in Electrical Engineering, Materials Science, Mechanical Engineering, or related field.3+ years of experience in semiconductor packaging or wirebond process engineering.Hands-on experience with wirebonding equipment (e.g., K&S, ASM).Knowledge of bonding materials (Au, Cu, Al) and pad structures (BOAC, CUP).Familiarity with reliability testing methods (ball shear, pull test, cratering).Strong analytical and problem-solving skills.Excellent communication and teamwork abilities.Preferred Skills :
Experience with automation and data analysis tools (e.g., SPC, JMP).Knowledge of Six Sigma or Lean Manufacturing principles.Familiarity with FMEA and DOE methodologies.Additional Information :
Wage & Salary
Worker will be paid not less than the minimum wage according to the local applicable law.Worker will be entitled to all the statutory benefits such as EPF, SOCSO, EIS, HRDF, and Group InsuranceWorking Hours
Normal Hours :Monday to Friday : 8.00am – 5.00pm (Please observe your location working hours)
Shift Structure :Periodically rotating shift structure.
Shift working schedule : Day Shift : 6.00am – 6.00pm
Night Shift : 6.00pm – 6.00am
Overtime Rate :
Overtime hours is any number of hours more than the normal hours of work completed per day.
For overtime on Ordinary Working Day and / or Off Day : rate of one and a half (1.5) times the hourly rate of pay;For overtime on Rest Day and Public Holiday : minimum of two (2) times the hourly rate of pay.Annual Leave :
